高精度平面光栅尺测量系统的测量精度直接影响浸没光刻机硅片台的定位精度和稳定时间.考虑到安装在平面光栅尺载体上的平面光栅尺因其载体固有频率较低,易受到主基板残余振动和高速硅片台气压扰动而产生振动,因此研究平面光栅尺载体的减振技术意义重大.文中阐述了一种新型平面光栅尺载体减振方法,围绕热解耦技术和粘滞阻尼吸振技术,进行理论建模、仿真分析和测试评价.结果表明粘滞阻尼器和柔性结构并联系统可以显著改善平面光栅尺载体结构动态特性,提升平面光栅尺测量系统的测量精度及缩短硅片台的稳定时间.
English Summary:
High-precision plane grating scale measurement system (PSMS) is the core measurement system of immersion scanner.Its measurement accuracy directly affects the positioning accuracy and settling time of wafer stage in immersion scanner.The plane grating scale (PS) is mounted on the plane grating scale carrier (PSC).Due to the low natural frequency of PSC,it is easy to be vibrated by the residual vibration of the main plate and the pressure disturbance of the high-speed wafer stage,so it is of great significance to study the vibration damping technology of PSC.In this paper,a new type of PSC vibration damping method was introduced,focusing on thermal decoupling technology and viscous damping vibration absorption technology.With the use of theoretical modeling,simulation analysis and test evaluation,the results show that the parallel system of viscous damper and flexible structure can significantly improve the dynamic characteristics of PSC structure,improve the measurement accuracy of plane grating scale measurement system and shorten the settling time of wafer stage.
